Racetrack Resonators Based III-V/Si Laser with Cu Metal Pad

Single-mode heterogeneously integrated III-V/Si lasers have been fabricated, featuring two racetrack resonators as mirror and 800-nm-thick Cu metal pads for heat spreading. Milli-Watt level output power, a side mode suppression ratio (SMSR) greater than 40 dB, and a linewidth within 60 kHz are obtained.

Abstract

Single-mode heterogeneously integrated III-V/Si lasers have been fabricated, featuring two racetrack resonators as mirror and 800-nm-thick Cu metal pads for heat spreading. Milli-Watt level output power, a side mode suppression ratio (SMSR) greater than 40 dB, and a linewidth within 60 kHz are obtained.
